In step by step for Estimated taxes, I chose the option of 90% of 2021 estimated income, which then informed me I would have no estimated tax payments due for 2021. After filing, I noticed in forms it showed Federal Estimated Tax Worksheet selecting the option of 110% of 2020 taxes and generating 1040ES vouchers for tax payments of far more than my expected income for 2021. Were these erroneous vouchers transmitted to the IRS when I filed? Is it necessary to file an amended return to correct this? This problem only occurred for Federal, my state tax did not generate vouchers.

No, you can ignore them.
The info on them is not transmitted to the IRS.....unless you personally send them in.
You can also later just use blank 1040-ES forms from the IRS website...should you decide at any time to make any of the quarterly estimated tax payments, for any unexpected income you might get over the rest of the year....or use the IRS DirectPay website without a form.
It appears the 1040ES vouchers are not transmitted when you file (see instructions for Form 1040ES from the IRS) and are intended to accompany future estimated tax payments. The erroneous option in the TT2020 Estimated tax worksheet can easily be corrected using the Forms interface and the erroneous vouchers then disappear from the TT2020 Federal forms list.
Yep...another reason why many of us will only use Desktop software.
That "Forms" option is not available to the Online users.
There is also a checkbox on that "Est Tax Options" form to have it not prepare/print the 1040ES forms, even if it suspects you should be paying. A lot of folks don't use them even if needed....because they decided to increase their tax withholding on their paychecks instead, and not have to worry about paying bigger chunks, nor worry about missing a pymt deadline.
