Did you get a 1099NEC for something? That is self employment income. Did you have a tax due on your return? You must have had some income for it to give you quarterly estimated payments for next year. Those 1040ES are optional to pay. You can throw them away. They don't get sent with your return and the IRS will not be expecting them.
Why is your efile rejecting? A common reason is the AGI. ENTER 0 FOR AGI. The IRS took a long time last year to process 2020 returns so the AGI didn't get entered in time.

Be sure to attach copies of your W2s and any 1099s that have withholding on them. You have to mail federal and state in separate envelopes because they go to different places. Get a tracking number from the post office when you mail them for proof of filing.

What exactly is happening when you e-file?
If you had no income from self-employment or as an independent contractor for a company and you did not enter a 1099 NEC then you would not need to pay quarterly taxes?
Did you enter your 1099-G in the Self-Employed section?
Do you see a Schedule C in your return?
If you do you can click Tax Tools>>Tools>>Delete a Form>> Delete next to Schedule C
