I completed my 1 year in one of the startup therefore I was eligible for 25% of stock options and I went ahead and send 83B election to IRS and got their response also. Can I file my taxes e-file or I need to attach a copy and send my tax related forms to IRS?

You can e-file and you don't have to attach a copy of the 83(b) election to the tax return. Per IRS, taxpayers who file section 83(b) election are no longer required to paper file their tax return.
